Plasma information variables based on ion dynamics in collisional RF sheath for etching profile monitoring
최신 반도체 칩 제조에서 패턴 전사를 위한 건식 식각 공정은 미세 3차원 구조를 형성하기 위한 핵심 기술이다. 식각 프로파일에서 측벽 각도의 1도 변화는 프로그램된 게이트 전압 - 드레인 전류 특성을 변화시키므로 입사 식각 이온의 방향은 1도 이내에서 조절되어야 한다. 플라즈마 상태 변수와 공정 결과는 서로 상호작용을 하는 복잡한 상관관계를 형성하므로 3차원 식각 형상을 제어하기 위해서는 in-situ 식각 형상을 모니터링하고 공정 플라즈마의 측면에서 변동 원인을 해석할 수 있는 기술이 필요하다.
플라즈마 정보 기반의 가상 계측 (PI-VM) 모델은 플라즈마 식각 공정 (plasma-assisted process)에서 공정 결과를 예측할 수 있는 유망한 기술로 각광받고 있다. 이 모델은 플라즈마 상태 변수와 공정 결과 사이의 관계 분석에 우수성을 입증했으며, 장비-플라즈마 물리 해석으로부터 제어 인자를 추출할 수 있다. PI-VM 모델은 식각 깊이와 증착 두께와 같은 1차원 공정 결과 예측에 적용되어 왔다. 이 모델에서 전자밀도, 전자온도, 전자에너지분포함수, 벽면 상태 인자가 플라즈마 정보 (PI) 인자로 사용되었다. 식각 프로파일과 같은 2차원 정보를 모니터링 하기 위해서는 새로운 PI 변수가 필요하다.
고종횡비 식각 공정에서 식각 형상을 지배하는 주요 플라즈마 인자는 이온에너지각도분포로 잘 알려져 있다. 식각 패턴의 입구에서 정의된 이온의 입사 각도는 식각 프로파일 내 어느 면에 이온이 입사할지를 결정하며, 이때의 식각률은 이온의 에너지의 제곱근에 비례한다. 식각 프로파일에 대한 실시간 PI-VM 모델을 개발하기 위해서는 공정 중 이온에너지각도분포 (IEADF)에 대한 플라즈마 정보 인자 PI(IEADF)를 취득하는 것이 필수적이다.
선행 연구로 공정 중 웨이퍼가 놓인 전극에 인가된 전압과 전류를 측정하여 해석적인 쉬스 모델 (analytic sheath model)을 통해 이정점의 (bimodal) 이온에너지분포에 대한 플라즈마 정보를 취득하는 방법이 개발되었으나 이 방법은 쉬스 내 전하 교환 반응 (charge exchange, CX)으로 인해 형성되는 저에너지 영역에 대한 정보를 반영하지 못한다. 또 다른 선행 연구로, 몬테 카를로 방법으로 쉬스 내 충돌을 포함한 이온 거동을 모사하여 IEADF를 구하는 방법은 주어진 시뮬레이션 조건에서는 높은 정확도를 보이지만 실시간 공정 변화를 반영하기 어렵다는 한계를 가지고 있다. 따라서 공정 중 CX로 형성된 저에너지 영역의 이온에너지 분포를 반영한 실시간 PIIEADF를 모니터링 방법론에 대한 요구가 늘어나고 있다.
본 연구에서는 최신 플라즈마 식각 공정에 사용되는 저압 다중 주파수 용량성 결합 플라즈마 (multi-frequency CCP)의 전극에 인가된 RF 전압 데이터로부터 저에너지 영역을 포함한 플라즈마 정보 인자 PI(IEADF)를 모니터링하는 방법론을 개발하였다. IEADF는 웨이퍼 수평 방향의 이온 열운동과 웨이퍼 수직 방향의 RF 전기장에 의해 가속된 이온 에너지로부터 계산되었다. 이온이 RF 쉬스 내에서 충돌 확률에 따라 CX가 발생했을 때, 새로 생성된 이온은 수직 방향의 이온 속도가 0에서 다시 RF 전기장에 의해 가속된다고 가정하였고, 이때 수평 방향 성분의 산란 각도는 무시하였다. PI(IEADF)는 주어진 IEADF로부터 각 각도로 입사하는 이온의 총 에너지속 (energy flux)로 정의하였다. 표면 대전 효과 (surface charging effect)와 식각 프로파일 내 이온의 충돌이 없다는 가정하에 PIIEADF는 식각 프로파일 내에서의 이온 궤적과 이온이 충돌한 식각 프로파일 표면에서의 식각률을 결정한다.
PI(IEADF)를 계산하기 위해 우선 Köhler의 모델 (1984)을 통해 전극 위의 RF 쉬스 전압의 AC 성분과 DC 성분을 계산하였다. 주어진 RF 쉬스 전압에서 유체 역학 방정식을 통해 이온의 거동을 계산하였고, 결과물인 이온에너지분포 (ion energy distribution, IED)를 실험 결과와 비교하였다. 이때 RF 주파수는 이온 플라즈마 주파수과 비교하여 약 10배 이상인 고주파 (high frequency, HF), 유사한 크기를 갖는 중간 주파수 (middle frequency, MF), 1/2배 이하인 저주파 (low frequency, MF)의 다중주파수 CCP에 대해서 실험을 수행하였다. 이 결과를 통해 이온의 속도가 봄 속도로 정의된 RF 쉬스의 경계면은 쉬스 두께가 최대로 팽창한 지점에서 형성되며, 이온은 RF 쉬스 경계면에서 정의된 이온 플라즈마 주파수에 대한 RF 주파수의 비율로 감쇠 되어 RF 전기장에 가속된다는 것을 알아냈다. 이때 다중주파수 CCP에서의 IEDF는 각 주파수에 대응하는 이온 거동의 선형 결합으로 해석된다.
CX로 형성된 이온에 의한 저에너지 영역의 IED는 앞의 유체 역학 모델에서 구해진 쉬스 경계면에서의 거리 – 위상 공간에서의 속도장, 전기장으로부터 계산되었다. 여기서 IED에 영향을 미치는 CX 반응이 일어나는 공간의 범위는 전극면에서 쉬스 경계면까지로 정의되었다. RF 전기장의 국소 최저치 (local minima) 영역에서 CX로 생성된 느린 속도의 이온은 하나의 에너지 그룹을 형성하여 입사되며 IED의 저에너지 영역에 에너지 피크 (peak)을 형성한다. 이 때 에너지 피크 개수는 이온수송시간/RF 주기의 비율로 결정된다. IEADF는 웨이퍼 수직 방향에 대해서는 앞에서 구한 이온에너지를 갖고, 수평 방향에 대해 맥스웰 분포를 갖는 열운동을 한다고 가정하여 각 입사 에너지에 대해 Raja (2002)의 모델을 이용하여 계산하였다. 최종적으로 앞선 정의에 따라 계산된 PI(IEADF)는 각 입사 각도에 따른 이온의 에너지속에 대한 정보를 제공한다.
PI(IEADF)를 실리콘 트렌치의 (Si trench) 패턴 입구에서의 주요 변수로 사용하여 식각 프로파일 결과를 모사하여 실험 결과와 비교하였다. 식각 프로파일 특정 면의 식각률은 해당 면에 대한 입체 각 (solid angle) 내 PIIEADF을 적분하여 얻어진다. 모니터링된 식각 프로파일은 실험 결과를 오차 12 %로 설명한다. 이때 오차는 프라프일 중심 축으로부터 프로파일 경계까지 거리의 차이의 평균 절대값으로 계산하였다.
PI(IEADF)를 이용하여 CX로 발생된 저에너지 영역의 이온에너지피크와 다중주파수 조합으로 형성된 이정점 (bimodal) 사이의 이온에너지피크가 식각 프로파일 형성에 어떻게 기여하는지 분석하였다. 식각 프로파일 바닥면의 식각률을 높이고, 측면의 식각률을 감소시기키 위해서는 PI(IEADF)가 낮은 입사각 (웨이퍼 수직 방향)에서 높은 값이 필요하다. 이를 위해 이온은 높은 에너지의 좁은 분포를 가져야 하며 충돌로 인한 에너지 피크를 최소화해야 한다. 높은 에너지의 좁은 에너지 분포는 하나의 전극에 RF 고주파, 중파수, 저주파의 조합으로 얻을 수 있으며, 저주파의 주파수를 낮춤으로써 충돌로 인한 에너지 피크의 수를 줄일 수 있다. 본 연구를 통해 장비-플라즈마 물리, RF 쉬스 내의 이온 동역학, 식각 시뮬레이션을 통합하여 식각 패턴을 제어하기 위한 장비 인자를 도출할 수 있는 플랫폼을 개발되었다. 이는 장비 개발이나 공정 조건 설정에 대한 방향성을 제시할 수 있으며, 향후 APC (advanced process control)과 공정 이격 탐지 및 제어 (fault detection & control, FDC) 기술 개발에 대한 발판을 마련할 수 있다.
In the fabrication of modern semiconductor chip, dry etching for pattern transfer has become a key technology to achieve the fine and narrow 3-dimensional (3D) structure. Specifically, the 1o variation of sidewall angle in etching profile deteriorates the programmed gate voltage-drain current characteristics so that the directional variation of the incident etchant ions should be controllable within 1o. Since the etching profile is sensitive to the incident etchant ions and the variation in plasma state occurs self-consistently during the etching process, the fine and cost-effective control of the 3D pattern transfer requires the technology to monitor in-situ etching profile and to produce the process plasma data for analyzing the cause of process variation.
Previously the plasma information based virtual metrology (PI-VM) is introduced as one of promising technology for monitoring of process results in plasma-assisted processes. It demonstrated the superiority in the analysis of the relation between the plasma state and the process results, extracting control variables from analysis of equipment-plasma physics. This PI-VM model is developed for prediction of 1D process results such as etching depth and deposition thickness. In this model, plasma information (PI) variables such as ne, Te, EEDF, and a wall condition represented variable are adopted. To extend this model to the monitoring pattern transfer which is specified by more than 2-dimensional information, the addition of new PI variable about ion dynamics in sheath is necessary.
The critical plasma property that governs the etching profile in high aspect ratio etching processes is well known as ion energy and angular distribution function (IEADF). The incident angle of ions, which is defined at the entrance of the etching pattern, determines the ion bombardment surface on the etching profile. The etch rate is proportional to the square root of the ion energy which is determined by Child-Langmuir sheath potential. In order to develop real time PI-VM for etching profile, it is necessary to obtain plasma information about the IEADF, PI(IEADF) during the process.
Previously, a virtual sensor to monitor bimodal shaped ion energy distribution function (IEDF) on wafer is developed with analytical sheath model using measured voltage and current at the electrode during the process. This simple IEDF model has a limitation for monitoring of angular distribution of incident ion because it cannot provide the information in the lower energy region, which is induced seriously by the charge exchange (CX) in real process condition. One study developed numerical simulation such as Monte-Carlo method for calculation of IEADF including CX collision in sheath. This approach can predict IEADF accurately for set process condition, however, it is difficult to reflect fine variation of process plasma state. Therefore, there is a need for PI(IEADF) monitoring technology that can provide in-situ information about CX induced lower ion energy peaks during etching process.
This study developed a methodology for monitoring the PI(IEADF) including low energy region from the measurement of RF voltage on electrodes of low-pressure multi-frequency CCP. The IEADF can be obtained from ion thermal energy at the RF sheath edge and ion kinetic energy accelerated by the RF sheath electric field, so the angle distribution is sensitive to the ion temperature and surface charging. In this study, CX is dealt with the following assumptions; the newly generated ions are accelerated by the RF electric field only in the vertical direction so that the horizontal component of the scattering angle is ignored, and the new ion has the same temperature of incident ion at sheath edge. PI(IEADF) is defined as the energy integral of the energy flux incident into the etching profile at a certain angle and calculated from IEADF. Under the additional assumptions that there is no surface charge effect and no ion collision in etching profile, PIIEADF determines the ion trajectory within the etching profile and the etch rate at the surface on which the ions reach.
To obtain PIIEADF, first, the AC and DC values of RF sheath voltage are estimated from analysis of electrodes voltage in CCP according to the Köhler’s method (1984). The ion transport is calculated by the semi-analytic fluid model for the given RF sheath voltage. The IEDFs are compared with the experimentally measured ones by retarding field energy analyzer (RFEA). This model covers all RF frequency (ω_rf) regimes; high frequency (HF, ω_rf/ω_pi > 10), middle frequency (MF, ω_rf/ω_pi~3), and low frequency (LF, ω_rf/ω_pi<0.5), and combination of these frequencies. Here, ω_pi is ion plasma frequency and ωrf is RF angular frequency, where RF sheath edge is defined at the maximum sheath thickness (s_max) of Child-Langmuir’s model. It is verified that ions respond to the oscillating RF sheath voltage in time frame of ω_pi defined at the smax. In multi-frequency CCP, IEDFs are determined by linear summation of the ion dynamics corresponding to each RF frequency.
This study analyzed the CX reactions in detail under the assumptions that spatial electric field is defined with maximum sheath thickness from electrode wall. When the position of CX is local minima region of the space-phase RF field domain, the created ions are hardly accelerated by RF field until it reaches the strong field region. These ions bunch as an ion energy group results in an ion energy peak in lower region of IEDF. The number of ion energy peaks are determined by the ratio of ion transit time to RF period so that the applied RF frequency is a control knob for lower energy peaks, affecting the angle distribution of incident ions. Raja’s method (2002) is adopted to calculate IEADF of incident ion with the consideration of ion thermal motion. PIIEADF, therefore, provide the information about ion trajectory in etching profile and on the colliding surface of profile edge, making it possible to monitor the etching rate by characteristics of the ions colliding at the surface.
The PI(IEADF) is used as a key variable of PI-VM for monitoring of the Si trench etching profile. The monitored etching profiles explain the experimental results within 12 % of error, which is calculated from the averaged absolute values of difference in the distances from the central axis of the etching profile to the profile boundary. It is analyzed by using the PIIEADF how the multiple ion energy peaks originated from CX and combination of multiple RF sheath potential affect the formation of etching profiles to extract control variables. The PI(IEADF) values at low incident angles (close to normal direction) should be increased for lower etching rate on sidewall and higher etching rate on bottom profiles. It can be achieved by increasing the ion energy peaks in high energy region with a combination of HF, MF, and LF, and reducing the number of energy peaks due to CX by using lower LF bias frequency. The monitoring method for the ion temperature, scattering effect by CX, and surface charging in etching profile would be developed to enhance the prediction accuracy of PI-VM for etching profiles in further studies.
