Improvement of efficiency and integration technology of III-nitride based micro lightemitting diodes

We investigate the mechanism of size-dependent increase in external quantum
efficiency (EQE) of various dimensions of flip-chip InGaN/GaN multiplequantum-well blue and near ultraviolet micro-light-emitting diodes (-LEDs). The blue -LEDs results show that the external-quantum-efficiency (EQE) increase with reducing -LED sizes to 50 50 m2. However, the EQE decreases as the -LED size is further reduced to 10 10 m2. The calculated ideality factor and S values also describe that the decreased EQE of small sized μ-LED is not related with surface recombination via sidewall defects. Therefore, the measured material and optoelectronic characteristics consistently reveal that the decreased EQE is not due to the non-radiative Shockley-Read-Hall recombination via sidewall defects: the decreased EQE is rather caused by temperature-dependent efficiency droop, which is systematically found by investigating the blueshift in peak emission wavelength. On the other hand, the NUV--LEDs results show that EQE decreases until 4 A/cm2 with reducing dimensions of μ-LEDs. However, the EQE starts to increase above 4 A/cm2 with reducing μ-LED sizes to 20×20 μm2. At low current density, the decrease in EQE with reducing μ-LED sizes is due to the increased RS which increases the junction temperature and decreases the voltage drop across active region. Whereas, the increased EQE at high current density in small sized μ-LEDs is owing to increase in light extraction efficiency, which is caused by improvement of current spreading. The current crowding effect is dominated in big sized μ-LEDs as observed in light intensity distribution. At high current density, the carrier overflow from active region originated by current crowding reduces the EQE in big sized μ-LEDs, which is systematically found by investigating the calculated S values and the redshift in peak emission wavelength. Furthermore, the effect of current stress on optoelectronic performances is investigated for 30×30 μm2 flip-chip blue μ-LEDs. The forward current stress is applied under 75 A/cm2 (0.7 mA) for 200 h. The optoelectronic performances of -LED are degraded with increasing aging time except 25 h. After 25 h aging, the lightoutput-power (LOP) and EQE are increased due to improving crystal quality caused by the accumulation of point defects in the active region, which are obtained by calculating ideality factor and S values. From 25 h to 200 h, The generation of point defects at the mesa sidewalls decreases the performances, which are observed by light-emission distribution measured through photoemission microscopy. In order to enhance light efficiency of blue μ-LED array, three similar epitaxial structure based different kinds of μ-LED arrays on with/without pattern sapphire substrate (PSS) are fabricated. The PSS-based μ-LEDs have better optoelectronic performances due to good crystal quality compared to the non PSS sample. The PSS/DBR-based μ-LED shows higher LOP and EQE owing to the improved LEE than the without DBR-based μ-LEDs. On the other hand, non PSS-based μLED arrays suffer from severe optical cross-talk which causes the LOP to degrade. The spot size of DBR-based μ-LED is smaller than without DBR-based μ-LEDs due to less optical cross-talk with nearby μ-LEDs. In addition, we fabricated μ-LED array on heterojunction field-effect transistor (HFET) array and neuromorphic device by applying μ-LED. Firstly, we successfully demonstrated high-power dimmable GaN-based vertical injection LEDs (VI-LEDs) by integration with AlGaN/GaN-based HFETs using a flip-chip bonding technique. The high-power dimmable GaN-based VI-LEDs on AlGaN/GaN HFETs emitted no light in the off-state of the HFETs and operated normally in the on-state of the HFETs. After that, we integrated a 32 × 32 pixeled μ-LED arrays and 32 × 32 pixeled HFET arrays with a pixel area of 115 μm × 115μm through flip-chip solder bump bonding technique. Each pixel of the μ-LED arrays emits light as the HFET is in on-state. Finally, a neuromorphic device was fabricated on-chip-level using oxide thin-film-transistors (TFTs) and blue -LEDs.
In the neuromorphic device using blue -LEDs, the characteristics of the In memory computing system were observed, which verified the applicability to the neuromorphic device using -LEDs.
