The electrical die sorting test generates a wafer map, which is used to detect defective wafers and improve yield. The wafer map provides important information that helps determine the cause of the defective wafer process. As presently used, when the color is assigned randomly to wafer map visualization, the bad pattern is not easily recognizable because the color contains no information. To solve this, we propose the BIN2Vec method, which assigns bins colors containing co-occurrence information in the local region. It was observed that the bad wafer patterns can be observed more clearly by the visualization of the wafer map using BIN2Vec.
Meanwhile, semiconductor manufacturing engineers use patterns of the wafer map to assess defective wafers and estimate the cause, based on their knowledge. Consequently, the results can vary, depending on the knowledge and experience of the engineers. In this paper, we propose a convolutional neural network (CNN) to classify normal/defective wafers using wafer maps colored by BIN2Vec as an input to generalize the expert knowledge of engineers. From the results of 30 repeated experiments, the CNN was evaluated as the area under the receiver operating characteristic (ROC) curve of 0.97 or higher. Moreover, it exhibited a better classification performance than the random forest and multilayer perceptron models in nine product groups. In addition, the wafer map was visualized by two-dimensional embedding using t-distributed stochastic neighbor embedding (t-SNE), and it was observed that similar wafers were gathered together. This is expected to help experienced engineers detect defective wafers.
