Plasma can be defined paritially ionized gas which is composed of electrons, ions, neutral radicals, stable molecules. Plasma processes are widely used in micro-electronic device fabrication for deposition, etching, and ashing of thin films. The uniformity of plasma density in the semiconductor and liquid crystal display (LCD) manufacturing process is critical to enhancing yield as pattern widths shrink and wafer size increases. Various studies have been undertaken to clarify the correlation between the yield of a plasma process and the spatial distribution of a plasma parameter, such as, the radical densities, ion densities, electron temperature, potentials, etc. It has been shown that there is a strong correlation between the variation of radical concentration and the yield of a plasma process. Currently, there are two strong trends of micro-device manufacturing, high density and large area patterning process. Based on these main industrial trend we perform the study on measurement of radical density distribution with spatially resolvable optical emission spectrometer in the large area silicon nitride PECVD process for LCD pannel manufacturing and photomask fabrication process for semiconductor industry.Density distributions of radicals in the large-area silicon nitride (Si3N4) plasma-enhanced chemical vapor deposition (PECVD) process were measured using a spatially resolvable optical emission spectrometer (SROES). To determine the qualitative distribution of a target radical, the authors used optical actinometry with nitrogen (N2) gas as an actinometer. To compare the SROES data and process results, the thickness of the deposited Si3N4 thin films using an ellipsometer was measured. By introducing nitrogen-based optical actinometry, the authors obtained very good agreement between the experimental results of the distributions of atomic nitrogen radical and the deposited thicknesses of Si3N4 thin films. Based on these experimental results, the uniformity of the process plasma in the PECVD process at different applied radio frequency powers was analyzed.the sort of signatures and their absolute emission. We measure the density of atomic chlorine radicals in inductive coupled plasma (ICP) with an optical emission spectrometer (OES). Our results revealed a transition point in the dissociation rate of molecular chlorine with respect to radio frequency (RF) power; above the transition point, the signal interference in the measurement of atomic chlorine radical density by dissociated molecular chlorine becomes negligibly small. Based on the dissociation rate of the molecular chlorine, we determine appropriate conditions for accurate measurement of atomic chlorine radical density with an uncertainty of less than 2.4%. By applying argon-based optical actinometry, we measure the distribution of atomic chlorine radical density on a 12-inch wafer to predict the chrome ICP etch process used to fabricate lithographic photomasks in the semiconductor industry. We also find that the distribution of atomic chlorine radical density is in good agreement with the etch rate of the chrome thin film. We investigate the variation of etch selectivity over chrome and photoresist with respect to the O2 injection ratio in the Cl2 process plasma for photo mask fabrication. To improve the photomask critical dimension (CD) uniformity, we find the range of O2 concentration where the change in the etch selectivity is stable. It is found that the etch selectivity with respect to the O2 concentration shows small variation in the range from 8% to 14%. We measure the concentration of the chrome radical to find the linearity between concentration of the chlorine radical and the chlorine gas injection ratio. We also detect the spatial variation of oxygen atom and chlorine radical concentrations in the process plasma with a spatially resolvable optical emission spectrometer to confirm the plasma uniformity. Under the condition of similar spatial distribution of oxygen atom and chlorine radical, we expect that the photomask CD uniformity strongly depends on the etch selectivity variation. For the proof of idea, we observe the photomask CD uniformity at several O2 concentrations where the variation of the selectivity has different gradient. In the experiment, the photomask CD uniformity is estimated in the range from 1.26 nm to 1.68 nm, and clearly shows improvementof 25% reduction of the CD uniformity by taking proper process condition related to the etch selectivity.
