Because of the atomically thin body nature of the two-dimensional van der Waals (2D vdW) materials, its large surface-to-volume ratio causes the high sensitivity to the environment, particularly substrates. In 2D vdW materials-based devices, there is an interface involved such as charge injection/collection at the interface of metal electrodes and 2D vdW channel material, charge trapping at the interface with the dielectric substrate, or the carrier scattering from the impurities (e.g., chemical residues, adsorbates gases), play a significant role in determining device performance. Moreover, when 2D vdW materials are combined with a complex transition metal oxide (TMO), they produce a variety of interesting phenomena such as the quantum conductance probing in graphene/SrTiO3[1], memory device by charge traps in graphene/PZT[2], or higher temperature superconductivity in FeSe/SrTiO3 heterostructure[3]. This thesis studies the electrical transport at heterointerface of 2D vdW materials with functional materials such as 2D magnetic materials and functional oxide substrate. The first part describes an optoelectronic memory device based on a heterostructure of 2D monolayer molybdenum disulfide (MoS2) and bulk lanthanum aluminate (LaAlO3) single crystal substrate. The reversible photo-induced doping process accompanying persistent photocurrent phenomena was controlled by using the gate voltage and the laser intensity. The distinctive photo-induced memory concept was validated in lanthanum aluminate-based heterostructures with other 2D materials such as graphene and tungsten diselenide (WSe2). The second part of the research focused on utilizing graphene field-effect transistor (GrFET) to detect the phase transition of 2D ferromagnetic material Cr2Ge2Te6 (CGT). By measuring the electrical transport in monolayer graphene coupled with the two-dimensional ferromagnet CGT, the temperature-dependent resistance of graphene/CGT undergoes a nontrivial sudden change near CGT's Curie temperature (Tc). Apart from this, the behavior of various transport parameters also differs before and after Tc. Moreover, the contribution of the magnetization of CGT to the enhanced magnetic flux density leads to the critical evolution of the quantum Hall state. The final part of the thesis expands the study using GrFET sensing phase transition of adjacent material RuCl3 where the telltale signs of charge-neutral Majorana quasiparticles in α-RuCl3 are sensed. The gate-voltage hysteresis exhibits a marked change in the transport behavior with the variation of temperature. In sharp contrast, we observe a huge hysteresis of the graphene FET in the Kitaev paramagnetic state, in which the spins are fractionalized into Majorana fermions and Z2 fluxes. Because the conductance hysteresis is related to charge trapping, the Z2 fluxes can be considered as possible charge traps. Our results show that the proximity effect-based electric approach can be utilized for investigating charge-neutral quasiparticles in quantum magnetic insulators.
