Adhesion and removal behavior of particulate contaminants from EUV mask materials

<P><B>Abstract</B></P> <P>This study investigates the effect of the adhesion and removal of particles such as silica (SiO<SUB>2</SUB>), tantalum (Ta) and polystyrene latex (PSL) from three different kinds of EUV (extreme ultra violet) mask surfaces, specifically silicon (Si), tantalum nitride (TaN), and ruthenium (Ru). The results show that inorganic particles such as silica and Ta deposited on Si surface are harder to remove from its surface than from TaN and Ru surfaces. This is due not only to the presence of van der Waals forces but also the hydrogen bonding force between them. On the other hand, an organic contaminant such as PSL particles deposited on Si is easily removed from the surface. This is due to the presence of van der Waals forces between the surface and particles. Inorganic particles deposited on a Ru surface are easily removed from its surface compared with a Si surface. However, PSL particles deposited on a Ru surface are hard to remove due to the presence of pi bonding between the Ru surface and the PSL particles. To weaken the chemical bonding (pi bond), a tetramethylammonium hydroxide (TMAH) cleaning solution is used to improve the removal efficiency of PSL particles on the Ru surface.</P> <P><B>Highlights</B></P> <P> <UL> <LI> EUV lithography will be in full production in semiconductor devices below 10nm from this year. Major challenges will be the contamination control on the mask during the lithography process. </LI> <LI> Particle adhesion behavior is different depending on the type of contaminated particles on various surfaces. </LI> <LI> Contaminants based on oxide particles form hydrogen bonding on Si and TaN surfaces, and it was supported by detecting hydroxyl peaks from MIR-FTIR spectra. </LI> <LI> PSL particles have a strong chemical bonding on Ru metal surface, on the other hand, PSL particles were easily removed from inorganic surfaces such as Si and TaN. </LI> <LI> Particle removal efficiency is depending on its bonding type between particles and surfaces. </LI> </UL> </P> <P><B>Graphical abstract</B></P> <P>Extreme ultraviolet lithography (EUVL) is one of the most promising lithography techniques to achieve a patterning process of sub–22nm half-pitch node. But, the EUV mask is more vulnerable to the particle contamination during lithography processing, which results in a yield loss during fabrication process. Therefore, the EUV mask surface should always be kept clean to prevent pattern failure. The adhesion and removal mechanism of contaminated particles on the surfaces are especially important for understanding the cleaning process. This study reveals the possible adhesion mechanisms between various contaminated particles and EUV mask surfaces. Among the adhesion forces, hydrogen boding is existed between oxide particles and oxide surface, meanwhile chemical interaction is generated between the metal and carbon contaminates, makes more complex to remove particles from the mask surfaces. These adhesion forces are stronger than the van der Waals force. The possible mechanism was proposed to achieve effective removal of particulate contaminants with respect to various surfaces.</P> <P>[DISPLAY OMISSION]</P>
