레이저가 표면 위에 반복적으로 조사될 때, 입사된 레이저와 표면에서 반사(회절)된 레이저의 간섭에 의해 주기적인 표면 패턴이 형성되는 것으로 알려진 laser-induced periodic surface structure (LIPSS)는 실리콘과 같은 반도체를 포함한 거의 모든 종류의 물질 표면에서 형성된다. Organic light-emitting diode (OLED) 디스플레이의 back-plane의 메인 공정으로 비정질 실리콘 a-Si을 레이저로 다결정 실리콘 p-Si으로 결정화 하는 저온 다결정 실리콘 (low-temperature poly-crystallin Si, LTPS) 기술은 현재 파장 308 nm의 XeCl 엑시머 레이저 어닐링 (excimer laser annealing, ELA)으로 주기적인 표면 구조를 생성한다. OLED 디스플레이는 균일하게 형성된 대면적 p-Si 표면 구조를 요구하지만, 독립된 빔들의 결합으로 균일한 표면 공정을 하는 것은 도전 과제이다. 기존의 ELA에서는 flat-top 형태의 라인 빔으로 단축방향으로 1차원 스캔하면서 균일한 표면을 형성하기 때문에 빔 변환을 위한 광학계 크기에 따른 대면적 크기의 한계가 있다. 반면 가우시안 스팟 빔은 균일하지 않은 에너지 분포를 가지므로, 레이저의 조사 면적이 빔 크기보다 훨씬 큰 2차원 대면적 공정은 매우 까다롭다. 이 논문은 가우시안 스팟 빔을 알맞은 레이저 스캐닝 조건에서 매우 균일한 2차원 표면 구조를 형성하는 새로운 방법을 제안한다.
Nd:YAG, Nd:YVO4의 고체 5.5 ~ 16 ns의 펄스 폭의 나노초 레이저는 파장 355 nm, 반복률 범위 14 ~ 33 kHz로 45 ~ 55 nm 두께의 비정질 실리콘 박막 표면 위에 조사된다. 공정에 사용된 가우시안 스팟 빔은 2가지 종류로 하나는 단축 약 300 µm의 1:6 비율의 타원형 빔, 다른 하나는 약 200 µm의 원형의 빔이다. 샘플의 표면에 조사되는 펄스와 펄스 사이에 공간적 간격을 주어 스팟 빔을 겹치는 대면적 스캔을 하였고, 이때의 스캐닝 방법은 레이저 빔이 움직이는 스캐너방식과, 샘플이 움직이는 motorized 스테이지 방식으로 진행된다.
나노초 레이저 스캐닝 과정에서 표면에 최초로 도달하는 싱글 펄스에 의한 표면 구조를 분석하였고, 그 결과 가우시안 함수에 따라 위치별로 다른 레이저 플루언스의 영향을 받아 문턱 에너지 (the threshold energy) 부터 어블레이션 에너지 (the ablation energy) 사이에서 점점 나노 크기의 원형의 다결정 실리콘 표면 구조를 형성하여 표면의 광학적 특성을 바꿔 자외선에서의 흡수율을 향상시킨다.
싱글 펄스의 문턱 에너지보다 살짝 높은 낮은 범위의 레이저 플루언스 영역에서의 2차원 레이너 스캐닝 결과, 비정질 실리콘 박막 위에 다결정 실리콘의 나노 구조가 레이저 편광방향에 수직하게 배열되어 2 차원 LIPSS가 형성되었지만, 싱글 펄스에서 높은 거칠기의 표면 구조를 형성하는 상대적으로 높은 범위의 레이너 플루언스 영역에서는 표면 광 산란을 유발하는 불규칙한 구조를 형성하여 LIPSS의 형성을 방해한다. 하지만 어블레이션 에너지 이하의 높은 범위의 플루언스에서도 적절한 펄스 수에서의 레이저 처리는 상당히 누적된 레이저 에너지로 인해 pillar로 성장된 다결정 실리콘 LIPSS를 형성할 수 있다.
2차원 레이저 스캔은 한 방향으로의 스캔이 그의 수직방향으로 다시한번 스캔 되는 과정으로 여길 수 있다. 처음 1차원 스캔에서 ripple은 문턱 에너지에서부터 특정 에너지 이하에서 발생하고, 이 1차원 스캔의 ripple은 2차원 스캐닝 공정의 “seed”가 된다. 그 결과 seed가 형성되는 영역이 겹치는 정도에 따라 표면에 누적되는 레이저 에너지의 변동 비율이 5% 이하로 매우 균일한 2차원 LIPSS를 형성하였다.
매우 균일한 대면적 LIPSS는 light-emitting diode 뿐만 아니라 photovoltaic device, optical sensor, biology 등의 다양한 전자 산업 분야로 활용될 가능성이 있다.
When a laser is repeatedly irradiated on a surface, a periodic surface pattern known as laser-induced periodic surface structure (LIPSS), or ripple, is formed on the surface due to the interference between scattered electromagnetic waves and the incident laser. LIPSS is formed on the surface of almost all materials, including semiconductors such as silicon. The low-temperature poly-crystalline Si (LTPS) technology, converting amorphous Si (a-Si) into poly-crystalline Si (p-Si) by laser annealing, is a key process in the backplane of organic light-emitting diode (OLED) displays and currently creates periodic surface structures through an excimer laser (XeCl) of 308-nm wavelength.
Electronic devices such as OLED displays require uniform p-Si surface structures. However, uniform surface processing utilizing a pulse laser is challenging. In current excimer laser annealing (ELA), the laser beam is transformed to a flat-top line beam for efficient 1D scanning in the large-area processing, but it also requires huge optical system in length scale. On the other hand, the scanning method of a Gaussian spot beam having a non-uniform intensity is known as an insufficient method to perform 2D large-area processing. In this thesis, we propose a new method forming a very uniform 2D surface structure using a Gaussian spot beam under appropriate laser scanning condition.
We used two different solid-state nanosecond lasers, Nd:YAG and Nd:YVO4 with pulse durations of 5.5 ~ 16 ns at a wavelength of 355 nm and repetition frequencies of 14 ~ 33 kHz, which were irradiated on the a-Si thin film with a 45 ~ 55 nm thickness. We also used two types of Gaussian spot beams; one symmetric beam with a size of ~200 μm and the other asymmetric beam of a 1:6 aspect ratio with a short axis of ~300 μm. The surface of the sample is scanned using overlapping spot beams with a pulse-to-pulse interval, using either a scanner that moves the laser beam or a motorized stage that moves the target sample.
In the laser scanning process, rounded shape p-Si nanostructures were formed at a laser fluence between the threshold energy and the ablation energy, which changes the optical properties of the surface and enhances the absorption rate of UV radiation. In the large-area process with slightly higher laser fluences than the threshold energy of a single pulse, 2D LIPSS was formed with p-Si nanostructures perpendicular to the polarization direction of the laser. However, the relatively high laser energy that forms high roughness surface structures in a single pulse interrupted the formation of LIPSS by creating random structures that cause surface light scattering. Nevertheless, even at high-range laser fluences below the ablation energy, if laser treatment is performed under appropriate pulse number conditions, p-Si LIPSS can be formed, which grow into pillar-like structures due to high accumulated energy. The 2D laser scan can be considered as a process in which a lateral scan in one direction is followed by another lateral scan in its perpendicular direction. In the initial 1D scan, ripples occurred from the threshold energy to a certain energy, and these ripples in the 1D scan become "the seeds" for the 2D scanning process. As a result, depending on the overlap rate of the areas where seeds are formed, the fluctuation of the accumulated fluence on the surface was kept to less than 5%, forming a very homogeneous 2D LIPSS.
The very homogeneous large-area LIPSS has the potential to be utilized in various electronic industrial applications, including photovoltaic devices, optical sensors, and biology, as well as light-emitting diodes.
