원자 한 층으로 이루어진 2차원 물질은 표면의 dangling bond로 인해 bulk 물질과는 다른 새로운 물리적 특성을 보이기 때문에 연구적 가치가 있다. 그 예로 한 층의 탄소 원자들로 이루어진 그래핀은 매우 높은 mobility와 strength를 가지며 semi-metal의 특성을 보이고, nitrogen와 boron으로 구성된 h-BN은 원자적으로 평평하고 안정적이고 절연체의 특성을 보인다. 그리고 MoS2와 phosphorene은 반도체의 특성을 보인다. 이처럼 다양한 종류의 2차원 물질들은 각각 서로 다른 물리적 특성들을 지니고 있으며 반도체, 생물, 광, 에너지 등의 분야에서 응용되고 있다. 각각의 2차원 물질은 고유의 뛰어난 특성을 확인하고 더 나아가 여러 분야에서 소자로 활용하기 위해 기판 사용이 필수적이다.
현재, 기판으로 많이 사용하는 물질은 값이 싸고 쉽게 구할 수 있는 이산화규소이다. 하지만 기판의 표면 거칠기가 매우 높고, dangling bond로 인해 전자와 정공 웅덩이가 생성된다. 이는 캐리어의 불균형한 배치를 유발하고, 2차원 물질과 상호작용하여 2차원 물질이 변형되거나 전자와 홀의 흡착으로 인해 고유의 독특한 특성이 저하된다. 이를 해결하기 위해 구멍 뚫린 기판 위에 2차원 물질을 전사하여 프리스탠딩 형태의 2차원 물질을 제작하는 방법과 실리콘 기판 위에 절연체 물질을 두껍게 전사하여 기판이 주는 영향을 감소하는 방법 등을 사용하고 있다. 하지만, 프리스탠딩 형태의 2차원 물질 제작의 경우 식각과 전사 과정이 필수적이라는 단점이 있고, 절연체 물질 전사는 매우 두꺼운 두께가 필요하고, 역시 전사과정이 필요하다는 단점이 있다. 따라서, 기판이 주는 영향으로 인해 2차원 물질 고유의 특성이 저하되는 문제를 해결하기 위해 두 가지의 방안을 제시한다. 1) 기존과 다른 새로운 성장 방법을 사용하여 독립된 그래핀의 특성을 확인할 수 있는 Freestanding, quasi-freestanding graphene을 제작하고 2) 2차원 물질과 상호작용하지 않는 차세대 기판 물질로, Si 기판을 기반으로 하는 대면적의 단결정 절연체 물질인 2차원 Silicon Oxy-Nitride (SiON)를 in-situ로 제작한다. 그리고 각 실험 과정에서 확인한 물리적 특성에 대해 중점적으로 다룬다
여러가지 방법을 통해 얻어진 2차원 물질들은 bulk와 다른 성질을 가지기 때문에 다양한 분야에 적절히 활용하고, 더 발전시키기 위해서는 각 물질의 특성을 정확하게 파악해야 한다. 그리고 우리는 그 과정에서 새로운 물리적 현상을 발견하기도 한다. 우리는 원자 힘 현미경(AFM), 투과 전자 현미경(TEM)을 사용하여 실제 공간 상의 2차원 물질의 표면과 결정 구조를 확인하고, 저 에너지 전자 회절(LEED) 장비를 사용하여 운동량 공간 상의 원자 결정 구조 분석을 통해 2차원 물질의 성장과 방향성을 확인한다. 그리고, 각분해 광전자 분광(ARPES)과 X선 광전자 분광(XPS), 라만(Raman) 측정을 통한 2차원 물질의 전자구조와 DFT 이론 계산을 통한 2차원 물질의 에너지 밀도를 비교 분석한다. 여러가지 방법의 2차원 물질의 물성 분석은 연구 결과의 신빙성을 높인다.
A two-dimensional (2D) material consisting of a single layer of atoms is of research value because it exhibits new physical properties different from bulk materials due to the dangling bond on the surface. For example, graphene consisting of single layer of carbon atoms has very high mobility and strength, shows the characteristics of semi-metal, and h-BN composed of nitrogen and boron is atomically flat, stable, and shows the characteristics of an insulator. And MoS2 and phosphorene show semiconductor properties. These various types of 2D materials have different physical properties and are applied in semiconductor, bio, light, and energy fields. Each 2D material must use a substrate to confirm its own excellent properties and further utilize them as devices in various fields.
Currently, commonly used as a substrate is silicon dioxide (SiO2), which is inexpensive and easily available. However, the surface roughness of the substrate is very high, and the dangling bond creates electrons and hole pools, which interact with the transcribed 2D material. Due to the electrical influence of the substrate, the unique properties of the 2D material are degraded.
To solve this problem, a method of manufacturing a 2D material in a free-standing form by transferring a 2D material onto a perforated substrate, and a method of reducing the effect of the substrate by thickly transferring an insulator material onto a silicon substrate are used. However, in the case of free-standing 2D material manufacturing, etching and transfer processes are essential, and insulator material transfer requires a very thick thickness, and also requires a transfer process. Therefore, two measures “innovative methods of 2D material growth and development of next generation wafer scale 2D substrate” are proposed to solve the problem of degrading the inherent properties of 2D materials due to the influence of substrates.
Since the 2D materials obtained through various methods have different properties from bulk, they should be appropriately used in various fields, and the properties of each material should be accurately identified in order to develop further. And we also discover new physical phenomena in the process. We use atomic force microscopy (AFM) and transmission electron microscopy (TEM) to identify the surface and crystal structure of a 2D material in real space, and use low-energy electron diffraction (LEED) equipment to confirm the growth and orientation of the 2D material. In addition, we compare and analyze the electron structure of 2D materials through angle-resolved photoemission spectroscopy (ARPES), X-ray photoelectron spectroscopy (XPS), and Raman measurements and the energy density of 2D materials through DFT theory calculations. The analysis of physical properties of 2D materials by various methods increases the credibility of the research results.
In this thesis, studies on reducing interaction from a substrate is conducted. Each subject is 1) Freestanding, quasi-freestanding graphene, which can check the properties of independent graphene using a new growth method that is different from the existing one, and 2) 2D silicon oxy-nitride (SiON), a large-area single crystal insulator material that does not interact with a 2D material, is produced in-situ. In addition, it plans to focus on the physical characteristics identified in each experiment process. These results suggest the possibility of application in the semiconductor industry field, which is currently in the spotlight.
